In this work, we employ density functional theory (DFT)-based first-principles calculations to design and investigate a series of two-dimensional (2D) metal-semiconductor (MS) heterostructures, systematically exploring their electronic structures and interfacial properties. The contact behaviors, including Schottky-to-Ohmic transitions, are comprehensively analyzed, with particular emphasis on the tunability of Schottky barrier heights via interface engineering. Furthermore, we demonstrate potential strategies for reversible control over contact characteristics through external perturbations, offering avenues for adaptive electronic functionalities. The insights gained from this study not only deepen the understanding of interfacial phenomena in 2D heterostructures but also provide a theoretical foundation for the rational design of low-resistance, high-performance contacts in next-generation nanoelectronic devices.
